The process of high order harmonics generation
in terahertz range in the GaAs quantum wire structure under the effect of
external alternating electric field is studied. Nonlinear electron transport in
the quantum wire is investigated by means of ensemble Monte
Carlo simulation. Size quantization effects are taken into account
via the self-consistent solution of corresponding two-dimensional Schrodinger
and Poisson equations. The efficiency of high order harmonics generation in the
structure is estimated for the lattice temperatures of 77 and 300 K.
