Abstract-Design and simulation of terahertz GaAs/AlGaAs quantum cascade laser for higher power performance
Terahertz (THz) quantum cascade lasers (QCLs) emit radiation due to intersubband optical transitions that could be engineered by design. In this paper, in an effort to improve the output power of THz QCLs, the new active-region design based on diagonal transitions is designed and simulated. The results, obtained from self-consistent solutions of the Schrödinger and Poisson equations, show that this design has better performance rather than reported previous works, and the output power of this device can be further improved to produce milliwatts of terahertz radiation at higher temperatures.
